Being a former Lexus and Toyota technician I would have to say the 1st and 2nd gen LS models. With that being said though, my 01 RX has 351K on it with only 1 small repair being done. This thing just will not stop going.

Outside of Lexus I'd had an '82 Maxima that was at 280K when the ECU went south. Between me and pops, neither of us have hit 300K. Whatever we've had is pasture material in the 250-280K range. I'd like to see our LS hit 300K. Along that path, there will be some heavy repairs to consider and that becomes a big obstacle as one repair leads to another once the process begins.
I was going to say the early RX's were the most UN-reliable Lexus, but if one can reach as high as 300k, that's pretty good!
The early RX's are not unreliable, in fact my RX is probably the most reliable car I've owned, and that's saying something. (look at my signature, you'll see what I mean). My uncle's 99' RX has 380k miles (original engine & tranny), it still runs like new, and is also extremely reliable.
